Samsung Begins Mass Production of Improved HBM2

Samsung Electronics say that a single Aquabolt HBM2 module is capable of transfer speeds of around 307GBps, which the company claims is 9.6 times faster compared to the older HBM2 memory controller. As for bandwidth, we're looking at around 300MBps per pin, which on a 1024-bit memory bus should provide around 307GB/sec per package, times 4 bringing us to a insane 1.2TB/sec of memory bandwidth.

Samsung Electronics Co. announced on January 11 that it has started mass production of its 2nd-generation 8-gigabyte (GB) High Bandwidth Memory-2 (HBM2) with the fastest data transmission speed on the market on January 11.

Aquabolt features a 2.4 Gbps pin speed at 1.2V which is an upgrade of nearly 50% per package over the first generation HBM2 packages which were capable of 1.6 Gbps pin speed at 1.2V and 2.0Gbps at 1.35V. For comparison, an 8 Gb GDDR5 chip can provide 32 GB/s bandwidth, using a 32-bit bus.

Samsung notes that achieving Aquabolt's unprecedented level of performance required the use of new technologies related to Through Silicon Via (TSV) and thermal control.

Thus far Samsung has not offered details on when the first Aquabolt-based HBM2 products will be hitting the market, but is clearly expecting the parts to feature heavily in next-gen products in the fields of 'supercomputing, artificial intelligence, and graphics processing'. To keep temperatures in check, Samsung increased the number of thermal bumps between the HBM2 dies and even bolstered the package's overall physical strength by adding an additional protective layer at the bottom.

The production milestone was heralded by Jaesoo Han, executive vice president, Memory Sales & Marketing at Samsung Electronics, who said that the new memory chips would strengthen Samsung's memory industry leadership competitiveness.
